摘要
电镀填盲孔技术是印制电路板制作高端HDI板最关键、最重要的技术之一,本文针对在印制电路板电镀填盲孔工艺中,出现盲孔漏填、凹陷度过大和盲孔空洞等失效问题进行原因分析,并给出了相应的控制措施及注意事项,以此作为业界技术工作者改善此类问题的参考。
